  The design and simulation of a Shottky subharmonic mixer working at 375GHz is presented.The diode model based on its physical structure is fully simulated in HFSS,thus extracting its parasitic parameters.Then the mixer optimization is carried out in combination of HFSS and ADS.The simulated result shows the conversion loss is less than 10dB over 355~380GHz with 1GHz IF.
