报导了高亮度红色发光二极管的主要研究技术及初步结果。已研制成的红色发光二极管在正向电流为20mA时,发光强度为400mcd。研究中采用了具有独创性的双层石墨舟液相外延技术,并改进了电极制作技术,使发光管的正向压降显著降低。
The main research techniques and preliminary results of high brightness red LED are reported. Has developed a red light-emitting diode in the forward current of 20mA, the luminous intensity of 400mcd. In the study, the original double-layer graphite boat liquid phase epitaxy technology was adopted and the electrode fabrication technology was improved so that the forward voltage drop of the LED was significantly reduced.
