在与金丝焊接使用的机器相当的引线焊接机上进行了铝丝热超声球焊实验。工业上作出的努力成功地改进了铝丝球焊机,相对来说,对优选金属细丝还注意不够。此文报道了实验中得到的拉力试验数据和金相检验结果。实验中,五种铝合金细丝被短暂地置于高温下。这样处理是想模拟电火花熄灭时直接在球上加热的金属细丝情况。并提出了一个解释铝球形成机理的新的物理模型,还提出了证据以证实其似乎是合理的。此报告中的资料表明了铝球金属细丝的发展方向。
An aluminum wire thermo-ultrasonic ball-bonding experiment was performed on a wire-bonding machine comparable to that used for gold wire welding. Industrial efforts to successfully improve the aluminum wire ball welder, relatively speaking, the preferred metal filaments also not enough attention. This article reports the tensile test data and metallographic test results obtained in the experiment. In the experiment, five aluminum alloy filaments were briefly put under high temperature. This treatment is to simulate the metal filament directly heated on the ball when the spark is extinguished. And presented a new physical model explaining the formation mechanism of aluminum balls, and also presented evidence to prove that it seems reasonable. The information in this report shows the direction of aluminum ball wire.
