根据石墨烯有无碳源的实际生长方式,构建了4种石墨烯/碳纳米管T型复合三维结构采用结合密度泛函理论与非平衡格林函数的计算方法对这4种结构的电子输运特性进行了研究.首先在ATK软件中构建双探针模型并进行了结构优化,然后对这四种结构的透射图谱和电子态密度谱线进行了仿真分析.研究结果可为基于碳纳米材料三维互连线结构的相关研究提供参考.
According to the actual growth mode of graphene with or without carbon source, four kinds of graphene / carbon nanotube T-type composite three-dimensional structure were constructed. The electron transport of the four structures was calculated by the method of density functional theory and non-equilibrium Green’s function Characteristics were studied.Firstly, the dual-probe model was built and optimized in ATK software, and then the transmission spectra and the electronic density of states spectra of the four structures were simulated.The results of the research can be based on three-dimensional Interconnection structure of the relevant research to provide a reference.
