介绍了新型功率器件MCT的基本特点与结构。利用开发出的MCT计算机辅助设计软件，模拟MCT的静态、动态特性，优化了MCT的结构参数。根据工艺模拟结果，编制MCT的制造工艺流程，研制出2．7A／5OOV的样片，其开通时间为200ns，关断时间为4μs。
The basic characteristics and structure of the new power device MCT are introduced. Using the developed MCT computer aided design software to simulate the static and dynamic characteristics of MCT, the structural parameters of MCT are optimized. According to the process simulation results, the preparation of MCT manufacturing process, developed a 2.7A / 5OOV samples, the opening time of 200ns, off time of 4μs.
