一、前言我所的400兆赫50瓦功率晶体管于1976年研制出来以后,在K_p参数和测试方法上以及在器件的抗烧能力方面出现不少问题。其原因是多方面的,其中有一个比较重要的问题与阻抗匹配有关。许多实验结果表明,需要在这方面做更多的工作,以便充分发挥器件管芯的性能,提高其抗烧能力。本文准备汇报一下前一阶段我们在阻抗和匹配方面所做的工作,提出我们对这个问题的基本看法和处理方法,并介绍一些实验结果。
I. INTRODUCTION My 400-MHz 50-watt power transistor was developed in 1976 after a number of problems with regard to K_p parameters and test methods and the device's resistance to burning. There are many reasons for this. One of the more important issues is impedance matching. Many experimental results show that more work needs to be done in this area in order to give full play to the device die performance and improve its resistance to burning. This article is prepared to report on the work we did in the previous phase on impedance and matching, to present our basic observations on this issue and how to deal with them, and to present some experimental results.
