改善焊点形态是提高SMT(表面组装)焊点可靠性的重要途径,本文在SMT焊点三维形态预测结果的基础上,建立了剖分焊点、获得焊点剖面形态的数学方法,初步生成了焊点力学分析的有限元网格,实现了焊点形态预测模型与可靠性分析模型的集成。设计了剖分焊点、多窗口显示焊点剖面形态的可视化软件,与焊点形态预测软件Evolver有效集成,可快速、直观地获得焊点剖面形态。利用该软件系统分析了焊点表面形态的三维曲面特征,给出了不同的钎料量对应的焊点剖面形态的变化。
Improving solder joint morphology is an important way to improve the reliability of SMT (Surface Mount) solder joints. Based on the three-dimensional shape prediction of SMT solder joints, a mathematic method of meshing solder joints and obtaining the cross-sectional shape of solder joints is established. The finite element grid of the mechanical analysis of the welding spot is realized, and the integration of the prediction model of the welding spot and the reliability analysis model is realized. The visualization software of split solder joint and multi-window display solder joint profile is designed and integrated with Evolver solder joint morphology prediction software to obtain the solder joint profile shape quickly and intuitively. The software was used to analyze the three-dimensional surface features of the solder joints, and the changes of solder joint profiles corresponding to different amounts of solder were given.
