本文介绍了用于绿色发光管的 GaP 液相外延工艺,初步讨论了影响外延片质量的几个因素。制得的 GaP 发光二极管的发光颜色一般为黄绿,主峰波长5550埃左右,在7000埃附近有一个较强的红峰。未经扩散 Zn 的发光管的工作电压3伏左右,经 Zn 扩散的工作电压2.5伏左右。30毫安时最高光通量15.4毫流明,发光效率0.21流明/瓦,量子效率0.14%。需进一步除氧,并调整 n 型和 P 型层浓度及氮的浓度。
In this paper, the GaP liquid-phase epitaxy process for the green LED is introduced, and several factors affecting the quality of the epitaxial wafer are discussed preliminarily. The light-emitting color of the obtained GaP LED is generally yellow-green, the main peak wavelength is about 5550 angstroms, and there is a strong red peak near 7000 angstroms. Unpolluted Zn light-emitting tube voltage of about 3 volts, the operating voltage diffused by Zn about 2.5 volts. 30 mA maximum luminous flux of 15.4 lumens, luminous efficiency of 0.21 lumens / watt, quantum efficiency of 0.14%. Need to further oxygen, and adjust the n-type and p-type layer concentration and nitrogen concentration.
