Continued to reduce costs and increase density efforts, 256K word × 1-bit single-pipe unit RMA successfully designed and packaged in a standard 300-mil 16-pin dual inline cartridge. The RAM is designed to be compatible with the existing 16-pin 16K RAM and 16-pin 64KRAM. Pin arrangement and photos are shown in Figure 1. The chips are arranged in a matrix of 256 rows × 1024 columns and internally make up two 128K RAMs. The main circuit block location on the chip is shown in Figure 2. The memory cell layout design is shown in Figure 3. Each cell size is 5.7x12.5μ and has a 0.035PF storage capacitance due to the reduction of the capacitor oxide film thickness to 200μΩ.
