用Trace Pro光学仿真软件,研究了面积相同的正方形、长方形、菱形和梯形等4种四边形GaN基蓝光发光二极管(LED)芯片的光萃取效率。仿真结果表明在相同芯片面积(0.3 mm×0.3 mm),相同发光功率(0.2 W)的情况下,正方形,长方形,菱形,梯形的LED芯片的光萃取效率分别为18.2%,18.1%,19.7%,20.2%。这表明不同的芯片形状对LED的光萃取效率影响显著。梯形芯片与通常使用的正方形芯片相比,光萃取效率提高约11.0%。这种提高LED光萃取效率的方法具有不改变LED制程过程,对生产成本与成品率没有影响的优点。
TracePro optical simulation software was used to study the light extraction efficiency of four kinds of quadrilateral GaN-based blue light-emitting diode (LED) chips with the same area of square, rectangle, rhombus and trapezoid. The simulation results show that the light extraction efficiencies of square, rectangular, rhombic and trapezoidal LED chips are 18.2%, 18.1% and 19.7% at the same chip area (0.3 mm × 0.3 mm) and the same luminous power (0.2 W) , 20.2%. This shows that different chip shapes have a significant impact on the LED’s light extraction efficiency. The trapezoidal chip improves the light extraction efficiency by about 11.0% as compared with the commonly used square chips. This method of improving the efficiency of LED light extraction has the advantage of not changing the LED process and having no influence on the production cost and the yield.
