Low threshold current lasers are very important from discrete laser manufacturing and optoelectronic integration. The main reason is the low power consumption, which not only makes high reliability lasers available, but also enables the monolithic integration and compact packaging of other components together. From this standpoint, quantum well lasers, especially single quantum well (SQW) lasers, which respectively limit the graded index of refraction index structure (GRIN-SCH), are very useful. Wide contact AlGaAs / OaAs GRIN-SCHSQW lasers have threshold current densities in the range of 260-232 A / cm ~ 2 and are suitable for resonators with a length of about 400 μm. Super-lattice buffer
