提出了一种新型逻辑电路——三层结构逻辑(3JL)。3JL由一种新型NPNM四极管构成,只有三层半导体区,制作工艺简单。其速度、功耗和集成密度均优于I~2L。可与I~2L相容。采用普通工艺已研制出四位加法器等部件,所研制的闭环振荡器,最快速度为5ns,最低功耗延迟积为0.55pJ。集成密度可达200~800门/mm~2。对双极大规模集成和微处理机。3JL是一种很好的逻辑电路形式。本文简述了NPNM四极管的工作原理,讨论了3JL的抢电流效应、负载能力以及高速低功耗特点,给出了逻辑构成、接口形式,以及研制结果。
A new type of logic circuit is proposed - three-layer structure logic (3JL). 3JL by a new NPNM tetrode, only three layers of semiconductor area, the production process is simple.
