The spectrum characteristics of GaAs particle detector with M-S- M structure measured at room temperature under α, β particle, photon and X-ray irradiation are described. The best results for the charge-collection ratio (CCE) and the energy resolution (FWHM) for 241A5.48MeV alpha particles were 45% and 7%, respectively. The X-ray energy resolution for 5 7Co 1 2 2 ke V is about 30%. The detector has the smallest ionization particle spectrum for the beta particles of 90 Sr2 .2 7Me V. There was no significant change in the charge collection rate before and after irradiation when irradiated by 1373Cs (662 keV) photons with a cumulative exposure of 1 3 k Gy. Many experimental results show that the detector has a strong anti-radiation ability
