采用Hspice2003.09软件,利用精确和接近实际的元器件模型进行仿真模拟,仿真对象为三输入与门。通过对传输特性的分析,证明三输入与门的三个输入端对输出端的影响存在差异性。通过对不同工艺尺度和不同NMOSFET衬底连接状态的传输特性分析,找到了减小输入端差异性的方法。其中采用了0.5um,2um和4um沟长参数进行仿真分析,结果对实际芯片的电路设计有较直接的参考价值。
The use of Hspice2003.09 software, the use of accurate and close to the actual component model simulation, the simulation object for the three-input AND gate. Through the analysis of the transmission characteristics, it is proved that the three inputs of the three-input AND gate have different influences on the output end. Through the analysis of the transmission characteristics of the connection states between different technology scales and different NMOSFET substrates, a method of reducing the difference of the input terminals is found out. Which uses the 0.5um, 2um and 4um ditch parameters for simulation analysis, the results of the actual chip circuit design has a more direct reference value.
