本文报道,极低阈值电流脊形波导~0.85μmGaAs/AsGaAsGRIN-SCHSQW激光二极管优化设计、器件制备和特性.获得了2.2~4mA的极低阈值电流和~0.6mW/mA的微分量子效率.70℃,3mW恒功率寿命试验,推测器件平均工作寿命大于4万小时.
This article reports the optimum design, device fabrication and characterization of a very low threshold current ridge waveguide ~ 0.85μm GaAs / AsGaAsGRIN-SCHSQW laser diode. Very low threshold current of 2.2-4 mA and differential quantum efficiency of ~ 0.6 mW / mA were obtained. 70 ℃, 3mW constant power life test, suggesting that the average working life of the device is greater than 40,000 hours.
