硅双极晶体管电流增益具有正温度系数,这使得普通硅双极器件电流增益在液氮温度下严重退化,失去了放大能力。本文分析了多晶硅发射极晶体管电流增益的温度相关性,优化设计和选取了发射区掺杂浓度和发射区宽度,成功地研制了液氮温度下电流增益高达200的硅双极晶体管。 The current gain of the silicon bipolar transistor has a positive temperature coefficient, which makes the current gain of the ordinary silicon bipolar device seriously degrade at liquid nitrogen temperature, losing the amplification capability. In this paper, the temperature dependence of the current gain of the polysilicon emitter transistor is analyzed. The emitter doping concentration and emitter width are optimized and the silicon bipolar transistor with current gain up to 200 at liquid nitrogen temperature is successfully developed.
