应用光磁电效应的一般理论,分析了CdHgTe PEM远红外探测器的参数。确定了标准响应率R_v,探测率D~*和响应时间常数τ;它们与探测器的几何形状及样品表面和体内的复合速度有关。300K工作的CdHgTe样品,当波长>8μm时,吸收是弱的,并且αL<1。α为吸收系数,而L为非平衡载流子的扩散长度。在此情况下,为得到好的性能,要求探测器的正反两面表面复合速度不相同。对于典型的探测器性能参数获得了定量研究结果。
The general theory of photo-magnetoelectric effect is used to analyze the parameters of CdHgTe PEM far-infrared detector. The standard response rate R_v, the detection rate D ~ * and the response time constant τ are determined; they are related to the geometry of the detector and the recombination velocity on the sample surface and in the body. At 300K CdHgTe samples, absorption was weak at wavelength> 8 μm and αL <1. α is the absorption coefficient, and L is the diffusion length of the non-equilibrium carrier. In this case, in order to get good performance, it is required that the surface speed of the detector be different from each other. Quantitative results were obtained for typical detector performance parameters.
