设计了一款工作频率为DC~35 GHz的超宽带单刀四掷开关单片集成电路,其单片电路内部集成了驱动2∶4译码器。通过ADS软件对多种开关电路拓扑进行优化,设计出了一种合理的开关结构。采用先进的E/D PHEMT工艺进行版图设计并进行了版图电磁场仿真验证,在GaAs PHEMT工艺线上进行了流片,对制作的芯片进行了在片测试,测试结果表明,在DC~35 GHz频率范围内,单刀四掷单片开关的插入损耗(IL)小于3.5 dB,隔离度大于30 dB,回波损耗小于-10 dB,易于控制,满足设计要求,在微波电路T/R组件中有很好的应用前景。目前未见同类超宽带单刀四掷单片开关的相关报道。
An ultra-wideband single-pole four-throw switch monolithic integrated circuit operating at DC ~ 35 GHz is designed. The 2: 4 decoder is integrated in the monolithic circuit.
